Electrical and frequency dependent properties Au/PEO/p-InP MIS junction are studied. MIS junction shows a good rectifying behavior compared to the MS junction. PEO layer increase the effective barrier height of the MS junction. Interface state density value is lower to the MIS junction compared to the MS junction. Dielectric constant and dielectric loss are found to be reduced with increasing frequency.
