Experiments regarding the introduction of zinc-sited nitrogen complex acceptors in ZnO material have been reported. Nitrogen complex acceptors in the form of (NH4)Zn and (N2)Zn have been identified. Characterization methods of the acceptor-like nitrogen complexes have been established. The mechanism of how the complexes can be formed and how they can exist on zinc sites has been proposed and discussed. Net acceptor majority has been realized in nitrogen-doped ZnO for a wide window of N2O plasma flux.
