BGA焊点气泡的X射线影像检测算法

摘要
球栅阵列BGA(ball grid array)焊点内存在气泡是一种普遍并且难以避免的现象~([1]).通过X射线检测BGA气泡比例是行业内普遍采用的一种有效方法。本文提出了一套BGA焊点气泡自动检测算法。采用基于均值滤波和相对阈值分割,结合灰度形态学、模糊增强以及圆度来确定BGA锡球区域,解决了不同样品背景灰度差别较大的问题。采用基于局部均值及标准差分析的气泡分割算法提取BGA气泡区域,有效解决了锡球图像背景灰度渐变及气泡与背景影像灰度差异较小这一难题。算法通过在某X射线设备企业的相关设备上进行的大量实验数据表明算法具有较高的鲁棒性及时间性能。
The problem of void in BGA solder joint is hard to avoid ~([1]).It is an effective method using X-Ray detection for rate of BGA void in the industry. This paper presents an algorithm of auto detection for BGA solder joint. It is base on the mean filter and the relative threshold segmentation, combined with gray morphology and fuzzy enhancement and roundness to determine the BGA area to solve the problem of large difference in back for difference sample. Solve the problem gray gradient background of BGA ball image and gray grade is small difference compared to back gray grade by using the algorithm based on the local mean and standard deviation analysis on division of void. It indicate the algorithm is more robust and more efficient by this experimental data using it on the related equipment of a X ray equipment company。
