摘要
本文设计了一种内置模拟预失真器的单片集成功率放大器。该功放基于0.25um Ga As p HEMT工艺,采用两级级联共源结构,并在级间加入模拟预失真电路以满足线性化要求;此模拟预失真结构具有电路结构简单,插入损耗低,集成度高的特点。版图仿真结果:工作频段16-18GHz,增益大于25d B,在饱和功率回退3d B附近的三阶交调比最大改善30d B。
This paper presents the design of a monolithic integrated power amplifier with a built-in analog predistorter. The amplifier is based on 0.25 um Ga As p HEMT process, using two cascade cascade cascade cascade, and add the pre-distortion circuit to achieve linearization requirements in Interstage; the pre-distortion structure has the characteristic of simple circuit structure, low insertion loss, integration High. Layout simulation results: the work band 16-18 GHz, gain greater than 25 d B, Third-order inter-modulation distortion( IMD3) can be mitigated over 30 d B in Saturation power is back near 3d B.
